Abstract:

With the concept of non-resonant cavity light-emitting diodes (NRC-LED's) external quantum efficiencies above 30% can be achieved. In this paper, we investigate the. dynamic behaviour of these LED's and we compare it with the modulation behaviour of conventional LED's. Our investigations reveal that there is no significant difference between the time constants of the two types of LED's. Thus, we conclude that there is no trade-off between efficiency and speed. As a result of this study, an open eye diagram at a bitrate of 622 Mbit/s could be demonstrated using an NRC-LED with an externl quantum efficiency above 17%.
