Abstract:
We present planar light-emitting diodes (LED's) with a record external quantum efficiency of 31 %. The high efficiencies are obtained by a combination of surface texturing and the application of a back mirror to thin-film LED's, which allows the efficient extraction of the light inside the semiconductor.
