Abstract: Optically induced switching has been demonstrated in a triple-barrier AlAs/GaAs resonant tunneling light-emitting diode (RTLED) using single 150 pJ laser pulses for excitation. Both the switch-on and switch-off times were determined by time-resolved electroluminescence experiments, and are shown to be less than 400 ps, which hinges on the tunneling escape times of the carriers. The properties of the RTLED as a fast switching device are discussed.
