Abstract: I-129 Mossbauer spectroscopy (in the decay of Te-129m) is applied to study the ohmic contact formation mechanism in furnace alloyed Au/Te/Au/n-GaAs structures. The results allow for a concise description of the observed low resistance conduction by the formation of a n+-Ga2Te3/GaAs heterojunction. This conclusion is confirmed by X-ray diffraction measurements and Raman spectroscopy.
